چکیده

The effects of strain on the island-morphology and size-distribution in irreversible submonolayer growth with rapid island relaxation are investigated. In our simulations the strain energy is approximated by an isotropic 1/r interaction. While the island density increases with strain, in the presence of sufficient island relaxation due to edge-diffusion, the island-shape changes from square to rectangular. However, due to fluctuations, there is a broad distribution of island-widths. General scaling forms for the island-width and island-length distributions are derived and good scaling is obtained as a function of coverage while there is only a relatively weak dependence on the strain. The scaled island-size distribution is also found to be only weakly affected by strain. These latter results are in qualitative agreement with recent experimental results for InAs/GaAs(100) growth.

Kinetics of Submonolayer Epitaxial Growth

Molecular beam epitaxy is an important method for growing thinlms and nanostructures. One of the scienti c challenges is to understand the fundamental processes that control the evolution of thin lm structure and morphology. The results of kinetic Monte Carlo simulations carried out to study the dependence of the submonolayer scaled island-size distribution on the critical island-size are prese...

Rate-equation approach to island capture zones and size distributions in epitaxial growth.

Understanding and predicting the effects of correlations between island size and the rate of monomer capture has been shown to be the central problem in predicting the island-size distribution in submonolayer growth. Here we summarize a method which involves a self-consistent coupling of evolution equations for the capture-zone distributions with rate equations for the island-size distribution....

Critical cluster size: Island morphology and size distribution in submonolayer epitaxial growth.

The dynamic scaling of the island-size distribution in submonolayer epitaxial growth and its dependence on the critical island size i is studied using a realistic model of epitaxial growth for i 0, 1, 2, and 3. An analytic expression for the scaled island-size distribution as a function of i is also proposed. Our results agree well with experiments on FeyFe(100) deposition and on FeyCu(100) d...

Scaling of the island density and island-size distribution in irreversible submonolayer growth of three-dimensional islands

Motivated by observations of three-dimensional 3D island formation in a variety of experiments, we have carried out kinetic Monte Carlo simulations of a simplified model of 3D island growth with critical island size i=1 irreversible growth . Of particular interest are the exponents y1 and y1 describing the dependence of the submonolayer island density in the precoalescence regime on dose and co...

Level-set simulation for the strain-driven sharpening of the island-size distribution during submonolayer heteroepitaxial growth

We use an island dynamics model for heteroepitaxial growth to study the narrowing and sharpening of the island-size distribution as a function of the strain in the submonolayer growth regime. Our island dynamics model is coupled to an elastic model that is based on atomistic harmonic interactions. The elastic equations are solved self-consistently at every time step during the simulation for th...
